Semiconductor lead frame wet etching service provides precision photochemical subtractive manufacturing for metal lead frames used in semiconductor IC packaging. Semiconductor lead frame wet etching service utilizes controlled wet chemical etching to form die pads, bonding fingers, positioning holes and external leads on copper alloy or Kovar thin metal strips. Unlike traditional stamping processes that introduce mechanical impact and residual stress, semiconductor lead frame wet etching service patterns features through selective material dissolution without physical contact. The resulting lead frames are free of edge burrs and microcracks, making semiconductor lead frame wet etching service the preferred manufacturing route for high-density, ultra-fine pitch semiconductor packaging. As chip packages continue to shrink and pin counts rise, many semiconductor design and packaging houses rely on semiconductor lead frame wet etching service to convert complex CAD layouts into reliable, mass-producible metal lead frame substrates.

Parameter Window

Available Material: Copper alloy C194 / C7025, oxygen-free copper, Kovar (42 alloy), nickel iron alloy Material Thickness Range: 0.03mm ~ 0.3mm Tolerance: ±0.005mm ~ ±0.02mm, depends on strip thickness Minimum Feature: 0.02mm fine lead, fine pitch finger arrays, half-etched die pads Surface Options: Pre-plating treatment, passivation, electropolishing, anti-tarnish finishing Compliance Standard: RoHS, SEMI standards, semiconductor packaging industry specifications

Manufacturing Process

  1. Raw coil incoming inspection: Verify alloy composition, material grain direction, thickness uniformity and surface flatness of copper or Kovar metal strip.
  2. Alkaline degreasing and micro-etch cleaning: Remove rolling oil, oxide layers and surface particles to ensure stable photoresist adhesion.
  3. Double-sided dry film photoresist lamination: Attach uniform photoresist on both sides of metal strip inside cleanroom.
  4. Dual-sided UV exposure: Precisely align and transfer lead frame CAD pattern onto photoresist on top and bottom surfaces.
  5. Pattern development: Rinse away unexposed photoresist, exposing metal regions scheduled for removal.
  6. Synchronous double-sided wet etching: Spray etching solution from both sides to selectively remove uncovered metal and form lead frame geometry; half etching available for recessed die pad.
  7. Photoresist stripping: Remove remaining dry film fully without damaging metal surface.
  8. Post-treatment, electrical test and final QC: Anti-tarnish treatment, electrical continuity testing, dimensional metrology and visual defect inspection.

Core Advantages

  1. Completely burr-free, stress-free edges. Stamping creates residual stress and tiny burrs on fine leads, which risks short circuit or wire bonding failure. Wet etching eliminates these defects, removing extra deburring steps.
  2. Excellent fine-pitch micro feature capability. It fabricates ultra-narrow bonding fingers and high-density pin arrays that are difficult or impossible for conventional stamping, ideal for advanced miniaturized IC packages.
  3. Supports both through-etch and half-etch. Half etching forms recessed die pads, stepped thickness and marking features in one single process, simplifying package assembly design.
  4. Low tooling cost and fast design iteration. No expensive hard stamping dies. Engineers modify digital artwork quickly, shortening semiconductor product prototype validation cycle.
  5. Consistent dimensional stability from prototype to mass production. Uniform etching chemistry delivers repeatable lead width and spacing, meeting strict semiconductor batch quality audit requirements.
  6. Compatible with multiple packaging alloys. Works seamlessly with high-conductivity copper alloys and low-expansion Kovar alloy for hermetic optical semiconductor packaging.

Application Fields

  1. QFN, QFP, SOP, TO packaged IC lead frames: Widely used for analog chips, logic IC, memory and signal processing semiconductor devices in consumer electronics.
  2. Power semiconductor lead frames for MOSFET, IGBT and diode: High thermal conductivity copper alloy lead frames support power dissipation for automotive and industrial power electronics.
  3. Kovar alloy lead frames for hermetic optical semiconductor packages: Low thermal expansion prevents seal cracking for optoelectronic chips and optical sensors.
  4. Miniature fine pitch lead frames for MEMS and sensor IC packaging: Ultra-thin, high precision lead frames for pressure, temperature and biosensing microchips.
  5. Custom special lead frames for bespoke semiconductor chips: Custom layouts for RF chips, high-frequency communication devices and customized automotive semiconductor modules.

Design Notes

  1. Manage undercut and etching factor in layout design. Side etching inevitably occurs during wet etching; compensate undercut on CAD artwork to guarantee final lead width and pitch accuracy.
  2. Take material rolling grain direction into consideration. Proper layout orientation reduces warpage risk especially for long, thin lead frame strips.
  3. Reserve margin for pre-plating processes. Gold plating or silver plating after etching will slightly change feature dimensions, so tolerance allowance must be reserved at design stage.
  4. Add fiducial alignment marks and tooling holes. Fiducials are essential for automated wire bonding, molding and packaging assembly lines.
  5. Control aspect ratio for fine leads. Excessively high aspect ratio will increase undercut and reduce production yield for ultra-fine pitch pins.
  6. Define material surface quality clearly. Surface roughness and anti-tarnish requirements directly affect plating adhesion and wire bonding performance during packaging.
